cuz Haku died and he felt guilty that he didn't acknowledge Haku's loyalty until Naruto told him and it was too late to thank him
coz its all his fault haku died
maybe because he only used haku as his tool even tho haku looks up to him and makes his dreams possible. zabuza felt guilty when haku sacrificed his life for him. yeah.. i think so..

No seriously because he lost Haku & he realized how much he loved him after what Naruto said to him & that he was a fool thinking of him as only a weapon but he did retaliate him self & became good even if that was for a brief while before he perished as well.
